After vibration testing, the BGA-packaged HDI board showed microcracks in the solder joints and increased contact resistance. The manufacturer suggested increasing the spacing between ground vias and optimizing the solder joint layout. Subsequent testing showed no cracks, and the reliability was significantly improved.

Previously, I was worried that the black oil-coated circuit boards would be prone to problems during storage. However, thanks to the effective vacuum packaging and aluminum foil bag protection, after 6 months of storage, the surface remained bright and showed no signs of mold or discoloration. The OSP-treated solder pads still exhibited excellent solder wettability.
